Introduction

SiC, as a wide bandgap semiconductor material, possesses excellent characteristics such as high breakdown electric field, high thermal conductivity, and high electron saturation drift velocity, making SiC MOSFETs exhibit advantages in low on-resistance, high switching frequency, and high-temperature operation, especially suitable for high-efficiency and high-power density applications. SiC MOSFETs use negative voltage for shutdown; however, certain applications require a 0V shutdown voltage, prompting AOS to study the feasibility of 0V shutdown. Through research and analysis of application topologies, device parameters, driving waveforms, and practical applications, the conditions for using 0V drive and the resulting advantages have been presented. Currently, AOS has launched several MOSFET products based on αSiC technology and plans to continue expanding its product line to promote the widespread application of SiC technology in new energy vehicles, industrial power supplies, and renewable energy fields.
